AI accelerator packaging shifts toward larger chiplet designs

The advanced semiconductor packaging market for AI accelerators is estimated at USD 12.8 billion in 2026 and is projected to reach USD 35.4 billion by 2032, with a CAGR of 18.5% during 2026-2032. Growth is being driven by chiplet-based accelerator designs that combine multiple logic dies, HBM stacks and high-speed interconnects inside a single package to improve compute density and memory bandwidth.

2.5D interposer and bridge integration remains the largest architecture in 2026, led by platforms such as TSMC CoWoS, Samsung I-Cube, ASE FOCoS and Intel EMIB. 3D chiplet integration and hybrid bonding are expected to commercialize fastest through 2032 as suppliers pursue lower-energy die-to-die links and denser vertical stacking, though yield, alignment and known-good-die requirements remain difficult.

Demand is broadening beyond NVIDIA and AMD as hyperscalers and semiconductor companies build custom AI ASICs for training, inference and networking. Asia Pacific remains the largest manufacturing region, anchored by Taiwan, South Korea, China and Japan, while North America is adding capacity through Intel operations in New Mexico and Amkor’s Arizona campus. Equipment suppliers are also becoming more strategic as packaging processes require tighter control over planarization, deposition, bonding, inspection and test.
